Infineon Unveils CoolSiC MOSFET 750 V G2

On July 1, 2025, Infineon Technologies AG, a global leader in power systems and IoT semiconductors, introduced the CoolSiC MOSFET 750 V G2. This device is engineered to enhance system efficiency and power density in automotive and industrial power conversion applications. It offers a range of products with on-resistance (R DS(on)) values from 4 to 60 m¦¸ at 25¡ãC, suitable for applications such as on-board chargers (OBC), DC-DC converters, electric vehicle (xEV) auxiliary systems, EV charging, photovoltaic inverters, energy storage systems, communication systems, and switched-mode power supplies (SMPS).

Low On-Resistance for Static Switching

With ultra-low on-resistance values of 4 m¦¸ and 7 m¦¸, the CoolSiC MOSFET 750 V G2 excels in static switching applications. It is well-suited for eFuse, high-voltage battery disconnect switches, solid-state circuit breakers, and solid-state relays. The innovative Q-DPAK top-side cooled package is designed for superior thermal performance and reliability, achieving an industry-leading R DS(on) of 4 m¦¸.

Optimized Switching Performance

The technology features low R DS(on) x Q OSS and R DS(on) x Q fr, reducing switching losses in both hard and soft switching topologies, with particularly high efficiency in hard switching scenarios. Reduced gate charge enables faster switching speeds and lower gate drive losses, improving efficiency in high-frequency applications.

Enhanced Robustness and Compatibility

At 25¡ãC, the CoolSiC MOSFET 750 V G2 offers a high voltage threshold (V GS(th), typ = 4.5 V) and a low Q GD/Q GS ratio, improving resistance to parasitic turn-on. It supports extended gate drive capabilities, withstanding static gate voltages up to -7 V and transient gate voltages up to -11 V. This increased voltage tolerance provides engineers with greater design flexibility and ensures compatibility with a wide range of products.
